High-Performance Spin Field-Effect Transistors with Multicycle Spin Precession in BLG/WSe2/hBN Heterostructures.

Spintronics seeks to enhance information processing by harnessing the spin of electrons, offering solutions to the limitations of conventional electronics. A key device in spintronics research is the spin-injected field-effect transistor (spin FET), which incorporates a lateral semiconducting channel and ferromagnetic electrodes. This study presents a high-mobility BLG/WSe2/hBN spin FET capable of operating from cryogenic to room temperature, demonstrating efficient spin injection, detection, and precession. We investigate spin transport across different transport regimes, revealing coherent s

Exploring the Surface Oxidation and Environmental Instability of 2H-/1T'-MoTe2 Using Field Emission-Based Scanning Probe Lithography.

An unconventional approach for the resistless nanopatterning 2H- and 1T'-MoTe2 by means of scanning probe lithography is presented. A Fowler-Nordheim tunneling current of low energetic electrons (E = 30-60 eV) emitted from the tip of an atomic force microscopy (AFM) cantilever is utilized to induce a nanoscale oxidation on a MoTe2 nanosheet surface under ambient conditions. Due to the water solubility of the generated oxide, a direct pattern transfer into the MoTe2 surface can be achieved by a simple immersion of the sample in deionized water. The tip-grown oxide is characterized using Auger e

A Large Anisotropic Enhancement of the Charge Carrier Mobility of Flexible Organic Transistors with Strain: A Hall Effect and Raman Study.

Utilizing the intrinsic mobility-strain relationship in semiconductors is critical for enabling strain engineering applications in high-performance flexible electronics. Here, measurements of Hall effect and Raman spectra of an organic semiconductor as a function of uniaxial mechanical strain are reported. This study reveals a very strong, anisotropic, and reversible modulation of the intrinsic (trap-free) charge carrier mobility of single-crystal rubrene transistors with strain, showing that the effective mobility of organic circuits can be enhanced by up to 100% with only 1% of compressive s

[Research progress in application of field effect transistor biosensors in virus detection].

Viral infections are one of the main causes of deaths and economic losses around the globe, and effective virus detection methods are essential for epidemic prevention and control. Most existing detection methods have problems such as high false negative/positive rates, slow responses, high costs, and dependence on professional equipment and personnel, which are not conducive to the rapid and accurate detection of viruses. Field effect transistor (FET) biosensors have attracted widespread attention due to their advantages of label-free detection, high sensitivity, fast responses, real-time mea

CRISPR-Cas Systems Associated with Electrolyte-Gated Graphene-Based Transistors: How They Work and How to Combine Them.

In this review, recent advances in the combination of CRISPR-Cas systems with graphene-based electrolyte-gated transistors are discussed in detail. In the first part, the functioning of CRISPR-Cas systems is briefly explained, as well as the most common ways to convert their molecular activity into measurable signals. Other than optical means, conventional electrochemical transducers are also developed. However, it seems that the incorporation of CRISPR/Cas systems into transistor devices could be extremely powerful, as the former provides molecular amplification, while the latter provides ele

Deformed graphene FET biosensor on textured glass coupled with dielectrophoretic trapping for ultrasensitive detection of GFAP.

Numerous efforts have been undertaken to mitigate the Debye screening effect of FET biosensors for achieving higher sensitivity. There are few reports that show sub-femtomolar detection of biomolecules by FET mechanisms but they either suffer from significant background noise or lack robust control. In this aspect, deformed/crumpled graphene has been recently deployed by other researchers for various biomolecule detection like DNA, COVID-19 spike proteins and immunity markers like IL-6 at sub-femtomolar levels. However, the chemical vapor deposition (CVD) approach for graphene fabrication suff

Detection of α-Galactosidase A Reaction in Samples Extracted from Dried Blood Spots Using Ion-Sensitive Field Effect Transistors.

Fabry disease is a lysosomal storage disorder caused by a significant decrease in the activity or absence of the enzyme α-galactosidase A. The diagnostics of Fabry disease during newborn screening are reasonable, due to the availability of enzyme replacement therapy. This paper presents an electrochemical method using complementary metal-oxide semiconductor (CMOS)-compatible ion-sensitive field effect transistors (ISFETs) with hafnium oxide-sensitive surfaces for the detection of α-galactosidase A activity in dried blood spot extracts. The capability of ISFETs to detect the reaction catalyzed

Hydrogel Gate Graphene Field-Effect Transistors as Multiplexed Biosensors.

Nanoscale field-effect transistors (FETs) represent a unique platform for real time, label-free transduction of biochemical signals with unprecedented sensitivity and spatiotemporal resolution, yet their translation toward practical biomedical applications remains challenging. Herein, we demonstrate the potential to overcome several key limitations of traditional FET sensors by exploiting bioactive hydrogels as the gate material. Spatially defined photopolymerization is utilized to achieve selective patterning of polyethylene glycol on top of individual graphene FET devices, through which mult

High on/off ratio field effect transistors based on exfoliated crystalline SnS2 nano-membranes.

We report the implementation of field effect transistors based on exfoliated nano-membranes of a layered two-dimensional semiconductor SnS(2), which exhibit an on/off ratio exceeding 2 × 10(6) and a carrier mobility of ∼1 cm(2) V(-1) s(-1). The results demonstrate the great potential of SnS(2), a layered semiconductor with finite band gap, as the building block for future nanoelectronic applications complementary to graphene-based materials with zero or small band gaps.

Cardiomyocyte-transistor-hybrids for sensor application.

An extracellular recording system has been designed for the detection of electrical cell signals using p-channel or n-channel field-effect transistor (FET) arrays with non-metallized gates. Signals from rat heart muscle cell were recorded by these devices and the results described on the basis of an equivalent circuit. This technique is sensitive enough to detect minute changes of the extracellular membrane voltage and has potential applications in drug screening. We show that known cardiac stimulants (isoproterenol, norepinephrine) and relaxants (verapamil, carbamylcholine) have characteristi

A 2 nm Molecular Ladder with a Twisted Backbone.

Molecular ladders are of particular interest for their well-defined fused-ring architectures as promising materials in organic electronics. Herein, we present the synthesis and properties of a molecular ladder featuring 4-fold antiaromatic pentagonal rings embedded into the 2.000(1) nm backbone. The crystallographic analysis revealed its twisted backbone, causing tight packing with a shortest contact of 3.210(9) Å. The robust redox behavior of up to 3e- oxidation and 4e- reduction originates from the diindenonaphthalene and diindenotetracene characters, respectively. This ladder exhibited a ma

Pushing Absorption of Perovskite Nanocrystals into the Infrared.

To date, defect-tolerance electronic structure of lead halide perovskite nanocrystals is limited to an optical feature in the visible range. Here, we demonstrate that IR sensitization of formamidinium lead iodine (FAPI) nanocrystal array can be obtained by its doping with PbS nanocrystals. In this hybrid array, absorption comes from the PbS nanocrystals while transport is driven by the perovskite which reduces the dark current compared to pristine PbS. In addition, we fabricate a field-effect transistor using a high capacitance ionic glass made of hybrid FAPI/PbS nanocrystal arrays. We show th

Modifying Electrochemical Doping in Light-Emitting Electrochemical Cells With Gold Nanoparticles.

Electrochemical doping enables dynamic control of organic semiconductors and underpins technologies such as electrochemical transistors, energy-storage, bioelectronic, and light-emitting devices. It is typically governed by the active-material composition or the applied voltage. Here, we show that Au nanoparticles (Au-NPs) incorporated at an electrode interface provide an additional control parameter. Using light-emitting electrochemical cells (LECs) as a model system, we demonstrate that Au-NPs at the anodic interface reshape the electrochemically formed p-n junction, which defines the emissi

Tuning contact properties in MoSi2N4 van der Waals heterostructures with Janus metals: realizing Ohmic contacts.

A low Schottky barrier height and high carrier tunneling probability are key figures of merit for charge transport at two-dimensional (2D) semiconductor heterojunctions. 2D MoSi2N4, with high carrier mobility and excellent stability, has emerged as a promising channel material for high-performance field-effect transistors (FETs). In this work, we investigate the contact mechanisms between 2D MoSi2N4 and MoSi2N4-derived Janus metals (MoSi2N3P1, denoted as M1; MoSi2N2P2, M2; MoSi2N2As2, M3; and MoSi2NAs3, M4) through first-principles calculations. Electronic structure analysis reveals that the M

Dithieno[3,2-b:2',3'-d]thiophene (DTT): an emerging heterocyclic building block for future organic electronic materials & functional supramolecular chemistry.

Heterocyclic compounds being potent biochemical materials are ubiquitous molecules in our life. Amongst, the five membered aromatic ring systems, thiophene has emerged as a remarkable entity in organic electronics owing to its (i) high resonance energy, (ii) more electrophilic reactivity than benzene, (iii) high π-electron density, (iv) planar structure and, (v) presence of vacant d-orbital in addition to the presence of loosely bind lone-pairs of electrons on sulfur atoms. In recent past, thiophene-fused molecule namely, dithienothiophene (DTT) has attracted a tremendous attention of the rese

Morphology-Dependent Excited-State Dynamics of Squaraine Thin Films during Thermal Annealing.

Thermal annealing is a widely used technique to enhance organic photovoltaic (OPV) efficiencies in bulk heterojunction devices. Combining annealing studies and spectroscopic measurements with theoretical modeling provides a more complete understanding of how aggregation influences energy transfer, an essential factor for photovoltaic performance. Here, we use in situ absorbance and single-shot transient absorption (SSTA) spectroscopy to characterize the electronic structure and excited-state dynamics of squaraine molecules embedded in an inert polymer matrix during thermal annealing. An i-Motif Conformational Transition Synergizing with pH-Responsive Reduced Graphene Oxide Field-Effect Transistor for Urease Activity Sensing.

Urease serves as a key diagnostic biomarker, whose abnormal activity is closely associated with oral diseases such as caries and periodontitis. However, detecting trace urease in saliva remains technically challenging. In this work, we report for the first time a C4-rGO-FET biosensor by integrating a conformation-switchable C4-DNA probe with an electrochemically reduced graphene oxide field-effect transistor. The sensing mechanism relies on the pH-induced conformational transition of C4-DNA between a folded i-motif and an unfolded state, which effectively modulates the interfacial charge and t

Polymer-free Viscoelastic Microfluidics-Integrated Graphene Transistor Biosensing of Saliva Porphyromonas gingivalis for Periodontitis Diagnosis.

Porphyromonas gingivalis (P. gingivalis) as a keystone pathogen of periodontal diseases has been increasingly associated with periodontitis and systemic comorbidities. The rapid and sensitive detection of P. gingivalis in saliva remains challenging because of the complex salivary matrix and insufficient sample preparation in conventional assays. To address these limitations, we developed an integrated saliva-compatible biosensing platform by combining polymer-free viscoelastic microfluidic pretreatment with an electrolyte-gated graphene field-effect transistor (GFET) biosensor.
