The progress of 2D electronic devices urgently requires van der Waals (vdW) dielectric layers that combine high dielectric constant, ultralow leakage and atomically smooth interfaces. 2D ferroelectrics typically exhibit high dielectric constant due to ionic displacement-driven polarization, but their pronounced remnant polarization and hysteretic switching behavior induce non-volatile states that fundamentally conflict with digital electronics. Landau theory dictates a ferroelectric-paraelectric transition at Curie temperature (T C); spontaneous polarization persists below T C, while the high-

Developing single-component ambipolar organic mixed ionic-electronic conductors (OMIECs) is crucial for realizing low-power complementary circuits and biosensors based on organic electrochemical transistors (OECTs). However, there is a shortage of high-performance single-component ambipolar OMIECs, along with the issue of performance mismatch between p-type and n-type. Here, we copolymerized diketopyrrolopyrrole with selenophene serving as the π-bridge to synthesize a new ambipolar polymer, P(gTDPPSe). The selenophene π-bridge endows the polymer with favorable doping energy levels and a narrow

Non-van der Waals (vdW) two-dimensional (2D) metal oxides provide an opportunity to enrich the current 2D material library and accelerate the adoption of 2D materials into future electronic devices. However, the exploration of 2D non-vdW oxides remains limited, constrained by synthetic challenges and insufficient fundamental understanding. Here, we report a 2D wide-bandgap non-vdW oxide family-A2Mo3O8 (A = Zn, Mn, Co, etc.), known as kamiokite-type oxides. A dual-controlled chemical vapor deposition strategy enables the in-plane growth of ultrathin A2Mo3O8 single crystals with thicknesses belo

Layer-controlled organic thin films are essential components of organic electronic devices. Although layer-transfer methods are effective for device prototyping, managing crack formation during this process is challenging. In this study, we investigate the fracture mechanics of bilayer-type organic semiconductor (OSC) films as a model for developing a crack-suppressed transfer methodology. We find that crack formation is strongly dependent on film thickness and is suppressed when the film is reduced to a single molecular bilayer (SMB) thickness. The observed crack directionality in thick films

The charge carrier density and chain aggregation state of the conjugated polymer film are regarded unanimously as two factors affecting its electric transport properties. While chemical doping enhances the carrier concentration in polymer semiconductors, the dopant molecules also function as extraneous impurities, which hinder the aggregation ordering and crystallization of the polymer chains. Thus, the dopant level and the aggregation ordering should be compromised especially for organic field effect transistors (OFET) application. In this work, the processing-structure-performance relationsh

Layered dielectric materials and their van der Waals (vdW) heterostructures offer high potential for next-generation two-dimensional (2D) electronic devices, but materials that combine a wide bandgap and high dielectric constant are rare. Here, we present the controllable synthesis of quasi-vdW layered samarium oxysulfate (Sm2O2SO4) single crystals via a molten-salt-assisted chemical vapor deposition (CVD) method. These atomically thin crystals exhibit remarkable dielectric properties, including a wide bandgap (~5.54 eV), high dielectric constant (~18), robust breakdown voltage (>12 MV cm-1) a

Due to their unique physicochemical, optical, and electronic properties, traditional quantum dots (QDs) have been used for various optoelectronic applications, including semiconductor lasers, photodetectors, transistors, and solar cells. However, unlike other traditional QDs, graphene quantum dots (GQDs), nanosized graphene sheets that possess edge effects and quantum confinement along with a collective structural feature of graphene, have shown less toxicity and desirable biocompatibility, making them an appropriate part of the carbon family for use in biomedical applications. In this study, the authors examine the responses of radiation-sensitive p-channel MOSFETs to irradiation and subsequent annealing at room temperature and higher temperatures to investigate their use as a dosimeter for measuring ionizing radiation. The response of these transistors to radiation was monitored based on the shift in the threshold voltage as a function of the absorbed dose of radiation. The results showed that the shift in the threshold voltage depended on the densities of traps formed during exposure to ionizing radiation in Si and at the Si-SiO2 interface on which the charges wer

Multicomponent oxide systems are one of the essential building blocks in a broad range of electronic devices. However, due to the complex physical correlation between the cation components and their relations with the system, finding an optimal combination for desired physical and/or chemical properties requires an exhaustive experimental procedure. Here, a machine learning (ML)-based synthetic approach is proposed to explore the optimal combination conditions in a ternary cationic compound indium-zinc-tin oxide (IZTO) semiconductor exhibiting high carrier mobility. In particular, by using sup

Atomically precise silver nanoclusters (AgNCs) represent an emerging class of functional materials for constructing periodically extended architectures with tunable properties. In particular, the 1D architecture of AgNCs is highly attractive owing to their ability to provide confined pathways for charge transport. In contrast to conventional soft-interaction-driven AgNC assemblies, directional coordination or covalent bonding provides a more effective route to structurally robust, electronically conducting 1D AgNC architectures. Herein, we have explored the synthesis and detailed electronic pr

Integrated circuits for communications play an enabling role when it comes to outer-space exploration thanks to their small footprint and low weight1-3. However, owing to the severe irradiation effects of space energetic particles, the implementation of radiation-tolerant electronic circuits remains a challenge4-6. Here we report the observation of the space radiation effect on a satellite-based device and find that atomically thin materials are expected to accumulate minimal radiation-induced damage in principle. Accordingly, on the basis of a 4-inch wafer-scale monolayer 2D MoS2 process, we

Soft and stretchable electronics have emerged as highly promising tools for biomedical diagnosis and biological studies, as they interface intimately with the human body and other biological systems. Most stretchable electronic materials and devices, however, still have Young's moduli orders of magnitude higher than soft bio-tissues, which limit their conformability and long-term biocompatibility. Here, we present a design strategy of soft interlayer for allowing the use of existing stretchable materials of relatively high moduli to versatilely realize stretchable devices with ultralow tissue-

Two-dimensional (2D) semiconductors with bizarre properties show great application potential for nanoscale devices, which is regarded as the Si alternation to extend the Moore's Law in sub-5 nm era. In this study, we investigate the electronic structure and ballistic transport characteristics of sub-5 nm bilayer (BL) Ga2O3metal-oxide-semiconductor field-effect transistor (MOSFET) using the first-principles calculations and the nonequilibrium Green's function method. Quasi-direct band structure with bandgap of 4.77 eV is observed in BL Ga2O3, and high electron mobility of 910 cm2V-1s-1at 300 K

Poly(3,4-ethylenedioxythiophene):polystyrenesulfonate (PEDOT:PSS)-based organic electrochemical transistors (OECTs) have been demonstrated as versatile biosensors in recent years. Owing to the biocompatibility and chemical stability of the organic mixed ionic and electronic conductor in cell media, they allow real-time, in vitro electrical monitoring of cell lines, providing quantitative outcomes of their health status. Here, we propose and validate a sensitive OECT device for direct in vitro monitoring of peripheral blood mononuclear cell (PBMC) activity in a coculture assay. PBMCs from patie

To balance the "detection sensitivity" and "device stability" of the organic photoelectrochemical transistor (OPECT) aptasensors, it has become an urgent challenge for achieving effective signal modulation under low ascorbic acid (AA) conditions. To address this, our work proposed a collaborative optimization strategy by coupling heterojunction engineering with interfacial molecular modulation, to endow a high current gain of OPECT with low-AA -dependence. First, a CdZnS-SnIn4S8 heterojunction gate was constructed by in situ growth of CdZnS quantum dots (QDs) on SnIn4S8 nanoflowers, which enha

The combination of rGO-FETs (reduced Graphene Oxide Field-Effect Transistors) and DNA-oligonucleotide aptamers to sense analytes has been shown to be a promising technological approach, achieving high sensitivity and selectivity. With human adenovirus type 5 (HAdV-5) particles as the target, we here demonstrate the application of the aptamer/FET combination for detection of this medically and biotechnologically relevant viral vector. A focused anti-HAdV-5 aptamer library was evolved in a nine-round SELEX process, allowing for the specific fluorescent labeling of HAdV-5 and related subtypes. Mo

Current molecular tests for tuberculosis (TB), such as whole genome sequencing and Xpert Mycobacterium tuberculosis/rifampicin resistance assay, exhibit limited sensitivity and necessitate the pre-amplification step of target DNA. This limitation greatly increases detection time and poses an increased risk of infection. Here, we present a graphene field-effect transistor (GFET) based on the CRISPR/Cas system for detecting Mycobacterium tuberculosis. The CRISPR/Cas12a system has the ability to specifically recognize and cleave target DNA. By integrating the system onto the FET platform and util

This study presents a graphene field-effect transistor (gFET) biosensor with dual detection capabilities for SARS-CoV-2: one RNA detection assay to confirm viral positivity and the other for nucleocapsid (N-)protein detection as a proxy for infectiousness of the patient. This technology can be rapidly adapted to emerging infectious diseases, making an essential tool to contain future pandemics. To detect viral RNA, the highly conserved E-gene of the virus was targeted, allowing for the determination of SARS-CoV-2 presence or absence using nasopharyngeal swab samples. Organic mixed ionic-electronic conductors (OMIECs) combine facile volumetric ion transport with robust electronic conduction, yet enhancing ionic accessibility through polar side chains often forces polar moieties into the ordered domains that govern charge transport, largely broadening the energetic landscape and eroding carrier mobility. Cross-linking with polar networks can improve ion transport without altering conjugated backbones, but how it reshapes the ionic-electronic balance has remained unresolved. Here, we address this question using length-modulated nitrene-induced photo-cross-lin

Heat dissipation limits the performance of nanoscale electronic and quantum devices, yet the fundamental limits of phonon-mediated heat transport at the atomic scale remains unknown. By contrast, atomic-scale electron transport has been extensively studied over the past decades using electronic break-junction platforms. Here we show a custom-fabricated, picowatt-resolution scanning thermal probe that uses thermal feedback to create phononic break junctions at the ultimate atomic scale. We report the formation of atomic junctions of amorphous silicon dioxide (a-SiO2)-an archetypal glass-capturi
