Sensors, capable of detecting trace amounts of gas molecules or volatile organic compounds (VOCs), are in great demand for environmental monitoring, food safety, health diagnostics, and national defense. In the era of the Internet of Things (IoT) and big data, the requirements on gas sensors, in addition to sensitivity and selectivity, have been increasingly placed on sensor simplicity, room temperature operation, ease for integration, and flexibility. The key to meet these requirements is the development of high-performance gas sensing materials. Two-dimensional (2D) atomic crystals, emerged

Two-dimensional (2D) Janus transition-metal dichalcogenides (TMDs) (MXY, M = Mo, W; X, Y = S, Se, Te; X ≠ Y) have desirable energy gaps and high stability in ambient conditions, similar to traditional 2D TMDs with potential applications in electronics. But different from traditional 2D TMDs, 2D Janus TMDs possess intrinsic Rashba spin splitting due to out-of-plane mirror symmetry breaking, with promising applications in spintronics. Here we demonstrate a new and effective way to manipulate the Rashba effect in 2D Janus TMDs, that is, charge doping, by using first-principles density functional

Planar organic heterojunctions are widely used in photovoltaic cells, light-emitting diodes, and bilayer field-effect transistors. The energy level alignment in the devices plays an important role in obtaining the aspired gap arrangement. Additionally, the π-orbital overlap between the involved molecules defines e.g. the charge-separation efficiency in solar cells due to charge-transfer effects. To account for both aspects, direct/inverse photoemission spectroscopy and near edge x-ray absorption fine structure spectroscopy were used to determine the energy level landscape and the molecular ori

High-quality interfaces with metals are essential for exploiting two-dimensional materials in nanoscale solid-state devices. Conventional strategies rely on depositing metals with a suitable work function at low kinetic energies to minimize damage. Direct exfoliation of layered materials onto clean metal surfaces under ultrahigh vacuum offers a promising alternative, producing pristine, oxide-free interfaces while avoiding the disorder induced by high-energy metal deposition. TMDCs possess unique properties, including a direct band gap, high carrier mobility, and strong spin-orbit coupling, wh

Quantum dots (QDs), also known as nanoparticle-based fluorescent probes, are luminescent semiconductor particles with a size range of 2-20 nm. The unique optical and electronic capabilities of QDs have led to expanded applications in several fields such as optoelectronics, transistors, sensors, photodetection, catalysis, and medicine. The distinct quantum effects of nanocrystals can be controlled by changing their sizes and shapes using a variety of top-down and bottom-up tactics. QDs were traditionally fabricated using complex, expensive, toxic, and aggressive chemical techniques, which limit

Band structure engineering of organic semiconductors is crucial to achieve the best-performing optoelectronic devices. Strong light-matter coupling is emerging as an unconventional approach to tailoring the band structure through exciton-photon hybridization. This work demonstrates that cooperative strong coupling enhances transport in a bottom-gate, bottom-contact metal-oxide-semiconductor field-effect transistor (MOSFET)-based Fabry-Pérot cavity. Here, the cavity consists of an electrically active layer made of a perylenediimide dye and an inactive, highly absorbing cooperative layer (Rhodam

Te displays the potentials in chirality, anisotropic electronics, and optoelectronics owing to its unique chiral chain lattice structure. However, the specifically oriented growth is still challenging thanks to a lack of lattice-matched substrates. Herein, (100)-oriented Te single-crystalline films are grown via a van der Waals epitaxial (vdWE) mode. Wafer-scale and high-crystal quality with a low full width at half maximum (0.25°) and an ultrahigh hole Hall mobility (1267.2 cm2V-1s-1) are yielded in the 58.2 nm. In-plane anisotropic transport is present in these vdWE films, and exceptional cu

Transition metal dichalcogenides (TMD) are a fertile playground to study the interactions between charge carriers and external magnetic fields. Van der Waals interlayer interactions enable the investigation of magnetotransport as a function of the different numbers of TMD layers. Here, we demonstrate unsaturated large magnetoresistance (MR) in MoS2 crystals by using a field-effect transistor geometry to tune charge carrier density. Our work shows that the device can be operated in a given regime that allows reaching a maximum MR of 680% at 1.8 K without any sign of saturation. The device exhib

Conjugated polymers enable the production of flexible semiconductor devices that can be processed from solution at low temperatures. Over the past 25 years, device performance has improved greatly as a wide variety of molecular structures have been studied. However, one major limitation has not been overcome; transport properties in polymer films are still limited by pervasive conformational and energetic disorder. This not only limits the rational design of materials with higher performance, but also prevents the study of physical phenomena associated with an extended π-electron delocalizatio

Thickness is a critical parameter of two-dimensional (2D) semiconductors that could significantly influence their electronic properties, such as bandgap, carrier mobility, majority carrier type, and transistor polarity. However, 2D flakes and related van der Waals (vdW) heterostructure devices are largely produced through mechanical peeling of bulk crystals with uncontrollable 2D flake thickness. Here, we report a low-energy vdW etching approach to manipulate 2D thickness on-chip, which enables re-peeling MoS2 flakes after exfoliation on a substrate. By designing the interaction force between

Precise control over quantum dot (QD) position and size is critical for quantum electronics but typically requires complex nanofabrication. Here, we report a step-confined heteroprecursor supply (sc-HPS) strategy for growth of crystalline germanium (c-Ge) QDs at predefined step edges within planar ultrathin silicon nanowire (SiNW) channels, eliminating the need for high-resolution lithography. Unlike conventional in-plane solid-liquid-solid growth using a uniform amorphous silicon precursor, sc-HPS uses a spatially confined amorphous germanium (a-Ge) layer defined by oblique patterning of a Si

The scalable synthesis of site-specific, high-quality two-dimensional (2D) material arrays is essential for integrating 2D materials into next-generation integrated circuits. Conventional patterning methods often introduce defects and contamination. Here, we report a simple and efficient approach to fabricating monolayer molybdenum disulfide (MoS2) arrays by combining microcontact printing (μCP) with chemical vapor deposition (CVD). Sodium molybdate (Na2MoO4) aqueous solution droplet arrays are first printed onto SiO2/Si substrates via μCP, followed by CVD to convert them into crystalline MoS2

Gallium Nitride High Electron Mobility Transistors (GaN HEMT) are widely used in high-frequency applications owing to their fast-switching speed and low switching loss. However, the large dVDS/dt transients can cause severe crosstalk, current overshoot, and EMI issues. While conventional gate drivers can mitigate these issues by slowing down the switching process, the switching loss is significantly increased. To reduce the switching loss under dVDS/dt limitation, this paper proposes a gate-side feedback active gate driver (AGD) to adaptively regulate the switching transient by providing three

Semimetal contacts have recently emerged as promising due to the remarkably low contact resistance of Bi and Sb to n-channel field effect transistors (FETs) prepared from two-dimensional (2D) transition metal dichalcogenide (TMD) semiconductors. However, hole injection in 2D semiconductors remains a bottleneck, hindering application of 2D devices in advanced logic nodes. In this study, we investigate the use of atomic layer deposition (ALD) to fabricate high work function semimetallic TiS x interlayers for efficient hole injection into WSe2, a 2D semiconductor of considerable interest due to i

Doping of organic semiconductors (OSCs) has been developed as an effective means of modulating the density and transfer efficiency of charge carriers; however, realization of effective doping to tailor the chemical sensing performance of OSC-based sensors still remains not explored extensively. In addition, the application of OSCs in chemical sensors is usually limited by the poor stability and low selectivity. Herein, flexible donor-acceptor copolymer-based organic field-effect transistor (OFET) chemical sensors are designed via an electrophilic attack doping strategy. The p-dopant trityl tet

Here, we present an intelligent wound patch system (iWPS) that integrates an organic electrochemical transistor (OECT) sensor, a DNase-responsive DNA hydrogel preloaded with cefazolin sodium (CS), and a flexible supercapacitor (FSC) for wireless, battery-free wound management. The OECT sensor detects Staphylococcus aureus with a detection limit of 1 × 104 CFU/mL and high selectivity against common interferents. Upon exposure to bacterial DNase, the DNA hydrogel degrades, triggering responsive release of CS. The FSC achieves an areal capacitance of 606.88 mF/cm2, can be wirelessly charged via a

The integration of two-dimensional (2D) semiconductors into next-generation electronics critically depends on the availability of high-κ dielectrics that combine wide band gaps, strong breakdown fields, and pristine interfaces. Conventional oxides such as HfO2 suffer from interfacial incompatibility with 2D channels, while van der Waals dielectrics like h-BN offer excellent stability but limited capacitance. Here, we report the synthesis of quasi-vdW samarium oxybromide (SmOBr) nanosheets via a molten salt-assisted chemical vapor deposition method, establishing a previously unexplored member o

P-type contact in two-dimensional (2D) transition metal dichalcogenides (TMDs) faces more severe Fermi-level pinning (FLP) than their n-type counterparts due to the damage caused by high-work-function metal deposition. Here, we demonstrate a simple molecular beam epitaxy (MBE) contact strategy using a high-work-function (5.8 eV) Au1-xSex alloy to achieve Fermi-level depinning in monolayer WSe2 p-type transistors. The Au1-xSex alloy mitigates both defect-induced gap states (DIGS) and metal-induced gap states (MIGS) by gentle pre-deposition of selenium (Se) followed by the conversion to Au1-xSex
