Natural waxes from plant and animal origin as dielectrics for low-voltage organic field effect transistors.

We demonstrate in this work the practical use of naturally extracted waxes of plant and animal origin, i.e., beeswax, carnauba wax, rice bran wax, lanolin wax, and two shellac waxes as dielectrics in organic field effect transistors (OFETs). We present a thorough characterization of their material properties, processability and film forming characteristic, surface characterization, dielectric investigation and the fabrication of field effect transistors with two classic organic semiconductors, i.e., pentacene and fullerene C60. We show that operating voltages as low as 1 V are possible for all

Single-crystalline CdTe nanowire field effect transistors as nanowire-based photodetector.

The electronic and photoconductive characteristics of CdTe nanowire-based field effect transistors were studied systematically. The electrical characterization of a single CdTe nanowire FET verifies p-type behavior. The CdTe NW FETs respond to visible-near infrared (400-800 nm) incident light with a fast, reversible and stable response characterized by a high responsivity (81 A W(-1)), photoconductive gain (∼2.5 × 10(4)%) and reasonable response and decay times (0.7 s and 1 s, respectively). These results substantiate the potential of CdTe nanowire-based photodetectors in optoelectronic applic

Decoding non-faradaic signal transduction in organic electrochemical transistor based biosensors.

Organic electrochemical transistors (OECTs) combine amplification and transduction, making them attractive for biochemical sensing. Yet, the fundamental mechanisms by which OECTs convert biochemical binding events into electrical signals remain poorly understood, limiting their optimization and broader use in biomarker detection. Here, we demonstrate how binding-induced changes in surface potential and capacitance at OECT interfaces can either translate into amplified output signals or result in destructive interaction and signal cancellation. By integrating electrochemical principles with sol

Carbon Nanomaterial Field-Effect Transistor Biosensors and DNA-Based Biointerface Engineering.

The emerging carbon nanomaterial-based field-effect transistor (FET) biosensing technologies promise bridging the performance gap between experiments and applications in the field of point-of-care testing (POCT) due to the advantages of ultrahigh sensitivity, fast, label-free detection, and potential for integration. The specific recognition and signal transduction of these sensors are achieved by a biomolecular interface layer at the solid-liquid interface, in which the arrangement and controllable assembly of this layer are crucial for developing the sensor potential. Bioinspired Hydrogel-Functionalized Microchannel-Gated Junction Field-Effect Transistor for Highly Sensitive Glutathione Detection.

Inspired by the gating behavior of biological ion channels, microchannel-based sensing has emerged as an effective strategy for regulating ionic transport through charge density and pore size modulation. Field-effect transistor (FET)-based biosensors have received considerable attention owing to their high sensitivity to subtle charge variations. In this study, this character had been coupled with the junction field-effect transistor (JFET) detection technique to develop a sensitive biosensor for glutathione (GSH). A hydrogel was formed by Schiff-base crosslinking between aldehyde-modified hya

Commissioning and performance assessment of diodes and MOSFETs in in-vivo dosimetry for external beam radiation therapy.

The precision of radiation therapy treatment depends on several calibration and quality assurance processes. In-vivo dosimetry (IVD) is used in external beam radiotherapy to evaluate the delivered versus planned dose as a patient-specific quality assurance verification procedure. This study aimed at assessing the performance of diodes (EDP-103G and EDP-203G) and metal oxide semiconductor field-effect transistors (MOSFETs) and corresponding correction factors followed by IVD evaluation in different treatment configurations. A Photo-Patternable Solid-State Electrolyte for High-Performance, Miniaturized, and Implantable Organic Electrochemical Transistor-Based Circuits.

Organic electrochemical transistors (OECTs) are crucial for next-generation (bio-)electronic devices but are often constrained by the use of aqueous electrolytes, which introduce crosstalk, hinder miniaturization, and limit circuit integration. Here, a photo-patternable solid-state electrolyte based on 𝜄-carrageenan (𝜄-CGN) and poly(ethylene glycol) diacrylate (PEGDA) is presented, enabling high-performance OECTs and complementary circuits. The 𝜄-CGN electrolyte exhibits high ionic conductivity (>10 mS cm-1), comparable to a 0.1 m NaCl aqueous electrolyte, while supporting precise patterning d

An Artificial Olfactory System Based on Synaptic Transistors for Precepting Hazardous Gas to Simulate Organ Injury.

Recent advances in artificial olfactory systems have attracted significant attention for their potential applications in humanoid robots and intelligent nasal devices capable of identifying objects and sensing hazards; however, the memory function is absent in traditional gas sensors, which is crucial to assess the long-term exposure risks. Meanwhile, due to the high operation temperature requirement, the gas sensors are usually difficult to integrate with the synaptic devices to form artificial olfactory systems. Here, we propose a novel artificial olfactory synaptic device to obtain and memo

SnO2 electrolyte-gated thin film transistor for highly sensitive pH detection of beverages.

The pH value is a crucial indicator of the acidity or alkalinity of beverages, directly influencing taste, flavor, shelf life, and consumer health, making pH detection essential in the field of food safety. To enable precise pH monitoring, a SnO₂-based electrolyte-gated thin-film transistor (EGTFT) pH sensor was developed via a low-cost sol-gel process. Experimental results demonstrated that the device operated at a low voltage (0.5 V) and exhibited high sensitivity (78.99 mV·pH -1) beyond the Nernst limit. The superior stability and corrosion resistance of the SnO2 sensitive layer enabled the

An Elucidation of Substrate Effects in Graphene-Based Sensing Characteristics─Interfaces between Organic Solvent and Graphene.

Most graphene-sensor researches have focused on direct graphene modifications to enhance performance. However, supporting-substrate effects on graphene sensing mechanisms remain underexplored. Because of graphene 2D architecture, substrates affect its surface potential, wettability, and molecular adsorption. These effects intensify in the presence of polar molecules, e.g., water molecules, further complicating the sensing characteristics. To explore these effects, this study investigates the influence of substrate on the sensing capabilities and mechanisms of graphene field-effect transistors

Enhanced RF analog linearity in metal gate modulated heterojunction based uniform TFET for label-free detection of dengue NS1 protein.

This work presents a comprehensive investigation of symmetric (HJ-DD-UTFET) and asymmetric Source Drain Heterojunction Dual Dielectric Uniform Tunnel Field-Effect Transistors (A-SD-HJ-DD-UTFET) to achieve enhanced analog/RF, and linearity performance. The A-SD-HJ-DD-UTFET showcases an extremely low OFF current level of 8.124 × 10-17 A/μm which surpasses the symmetric HJ-DD-UTFET by 5,470 times and presents a high ON-OFF ratio of 2.83 × 1012 representing a 6,261 times improvement. This enhanced performance occurs because of structural asymmetry which makes it suitable for high-end RF and biosen

Electrostatic Control of Li+ Density and Transport Rate in Double-Gated van der Waals Devices.

Ion transport in crystalline hosts is controlled by an applied potential that simultaneously sets ionic distribution and transport rate, restricting operation to a one-dimensional control space. Here we show that the transport rate of Li+ ions in double-gated van der Waals devices can be modulated while the system occupies fixed ionic-density states. We measure the ionic current along the van der Waals interfaces between hexagonal boron nitride and graphene or MoS2 while simultaneously monitoring the in-plane electronic response. The ionic current exhibits pronounced hysteresis, with plateaus

C─H Arylation-Derived Organic Conjugated Molecules for Optoelectronic Synaptic Transistors.

Photonic organic field-effect transistors (OFETs) mimicking biological neurons hold great promise for neuromorphic computing. However, current organic optoelectronic materials still suffer from limited functionality and the low atom economy of conventional synthesis methods (such as Suzuki and Stille couplings). Herein, two isomeric organic conjugated molecules, p-Ph2FTT and o-Ph2FTT, employing noncovalent conformational locks with excellent planarity are first developed via an eco-friendly, tin-free direct C─H activation strategy. Due to the different fluorine substitution positions on the be

High performance printed oxide field-effect transistors processed using photonic curing.

Oxide semiconductors are highly promising candidates for the most awaited, next-generation electronics, namely, printed electronics. As a fabrication route for the solution-processed/printed oxide semiconductors, photonic curing is becoming increasingly popular, as compared to the conventional thermal curing method; the former offers numerous advantages over the latter, such as low process temperatures and short exposure time and thereby, high throughput compatibility. Here, using dissimilar photonic curing concepts (UV-visible light and UV-laser), we demonstrate facile fabrication of high per

High-performance GaN HEMTs with over 2 MV cm-1breakdown field and 73% PAE via an AlN super back barrier/ultra-thin GaN channel heterostructure.

This work demonstrates a high-performance AlGaN/GaN high-electron-mobility transistor on SiC, featuring an unintentionally doped AlN super back barrier (SBB) and an ultra-thin GaN channel. This structure directly addresses the limitation of conventional Fe- or C-doped buffers, where deep-level dopants induce high trap densities, severe current collapse, and reliability degradation. The AlN SBB/GaN heterointerface provides a large conduction band offset for robust carrier confinement and high intrinsic resistivity for effective leakage suppression. Consequently, the fabricated high-electron-mob

A Widely Tunable Spin-Orbit Torque Device through the Silicon Compatible CMOS Platform.

Analogous to the manipulation of electrons in field-effect transistors, achieving the voltage-controlled spin-orbit torque and spin current will become indispensable to next-generation spintronic devices, enabling nonvolatile cache memory, spin logic, and other advanced functionalities. Recently, considerable progress has been realized in the electric field control of spin-orbit torques. Due to the limitations of integration and operating voltage, the practical use of voltage-controlled MRAM is still challenging. Here a tunable spin-orbit torque device fully integrated within CMOS technology i

A hybrid OTFT-SPR system for simultaneous electronic and optical sensing.

In this study, we present the development of an advanced multivariable sensing platform that combines a flexible extended-gate organic thin-film transistor (ExG-OTFT) with a surface plasmon resonance (SPR) readout of its sensing surface. This device architecture overcomes the limitations of prior combined SPR and field-effect transistor (FET)-based systems, thanks to the spatial separation of the sensing surface from the transistor body, and the implementation of a pseudo-reference electrode, which significantly improves the system reliability. We demonstrate the potential of this solution thr

Controlled Rotation of Electrically Injected Spins in a Nonballistic Spin-Field-Effect Transistor.

Electrically controlled rotation of spins in a semiconducting channel is a prerequisite for the successful realization of many spintronic devices, like, e.g., the spin-field-effect transistor (sFET). To date, there have been only a few reports on electrically controlled spin precession in sFET-like devices. These devices operate in the ballistic regime, as postulated in the original sFET proposal, and hence need high SOC channel materials in practice. Here, we demonstrate gate-controlled precession of spins in a nonballistic sFET using an array of narrow diffusive wires as a channel between a

Novel field-effect Schottky barrier transistors based on graphene-MoS2 heterojunctions.

Recently, two-dimensional materials such as molybdenum disulphide (MoS2) have been demonstrated to realize field effect transistors (FET) with a large current on-off ratio. However, the carrier mobility in backgate MoS2 FET is rather low (typically 0.5-20 cm(2)/V · s). Here, we report a novel field-effect Schottky barrier transistors (FESBT) based on graphene-MoS2 heterojunction (GMH), where the characteristics of high mobility from graphene and high on-off ratio from MoS2 are properly balanced in the novel transistors. Large modulation on the device current (on/off ratio of 10(5)) is achieved
